Abstract
This work investigates the digital modulation performance of a 1.3 μm transistor laser (TL) with two quantum wells in a single-mode fiber optic link. Utilizing three-level coupled rate equations solved via the Runge–Kutta method, the TL exhibits a threshold current of 1 mA, a modulation bandwidth of 17.8 GHz, and a resonant frequency of 7.6 GHz at a 20mA bias current. Numerical simulations incorporating Langevin noise for 64-bit NRZ transmission demonstrate that the system achieves an acceptable bit error rate (BER) of 10^(-10) at a 5 Gbps data rate over a maximum fiber length of 15 km. These results highlight the TL as a superior optoelectronic device for digital data transmission, offering enhanced extinction ratio, Q-factor, and BER performance compared to traditional laser diodes..
